From a complete characterization in terms of noise and scattering parameters, the noisy small signal circuits of several HEMT series have been determined by means of an original modeling procedure. The model effectiveness is then tested by designing low-noise amplifiers based on the modeled typical HEMT and by evaluating the amplifier performance spreads produced when the measured devices are used.
